At the top of my head, two really stand out, as I rewatched them both recently, I could appreciate the contributions made even more.
WALL-E
THE DARK KNIGHT
Especially in THE DARK KNIGHT. Without this engaging score, a lot of scenes would drag on.

The score for THE DARK KNIGHT was an ugly percussive assault. Much like the film itself.
Definitely WALL-E, but Man on Wire and Milk were both terrific as well.
I liked Prince Caspian's score. I know a lot of people found it (as well as the score from The Lion, The Witch, and The Wardrobe) to be somewhat simple/generic but I can't get enough of Harry Gregson-Williams. I also really enjoyed WALL-E's score.
Benjamin Button's two disc soundtrack, with classic jazz pieces on one, is wonderful.

Remember, the terms "soundtrack" and "score" mean different things to different people. I too like Harry Gregson-Williams work. I would like to send a word of praise to David Hirschfelder who contributed a quite rousing score to Australia. I am quite certain that Alexandre Desplat's score to Benjamin Button is award-worthy although I haven't yet seen the film, so I suppose I shouldn't mention his name. I am fairly sure that Rahman's score for Slumdog Millionaire will carry the day at the Oscars.
